BGA異常
黄色矢印部分でははんだフィレットが確認されるが、赤矢印の部分でははんだフィレットが確認されません。断面写真により、はんだ不良が確認されました。
ワイヤボンディング断面
平面ミリングは、直径約5mmの範囲を均一に加工でき、機械研磨では除去が難しい細やかな傷や歪を除去し、ワイヤボンディング部の結晶粒界を顕著化し観察ができます。
BGA断面
断面ミリングにより、半導体のBGAボールの亀裂やボイド等の欠陥解析を行います。
チップコンデンサ断面
断面ミリングにより、半導体のBGAボールの亀裂やボイド等の欠陥解析を行います。
LEDチップ断面
LEDチップは、やわらかいシリコン樹脂で固いチップを覆っているため、研磨の際には段差やチップ欠け、割れに注意を払いながら試料を作成します。
